東京大学大学院工学系研究科とNTTは、超低損失なAlN系ショットキーバリアダイオード(SBD)の試作実証に成功した。成果はISPSD 2026で発表予定である。研究では、組成傾斜AlGaN耐圧維持層とAlN/AlGaN超格子電流拡散層を組み合わせ、分布型分極ドーピング(DPD)を活用することで、不純物添加なしに高電子密度を実現した。これにより、AlN系デバイスとして世界最小となるオン抵抗0.34 mΩcm²と、逆方向耐圧400V(最大破壊電界8MV/cm)を達成した。AlNは6.0eVという極めて大きなバンドギャップを持つウルトラワイドギャップ半導体であり、高耐圧・低損失な次世代パワーデバイス材料として期待されている。今回の性能はSiの理論限界を大きく超え、SiCやGaNの理論限界にも迫る水準である。成果は、電気自動車や電力変換機器における電力損失低減につながり、低炭素社会実現に重要な進展となる。今後はさらなる高耐圧化・低損失化を進め、AlN系パワー半導体実用化を目指す。

Abstract
AlN-based quasi-vertical Schottky barrier diodes (SBDs) with a graded AlGaN drift layer featuring a distributed polarization doping (DPD), a Si-doped graded AlGaN interlayer (IL) and an AlN/AlGaN superlattices (SLs) current spreading layer (CSL) on an AlN bulk substrate were demonstrated. The space charge profiles in the samples were carefully characterized by SIMS and C–V measurements. A free electron concentration of n ~ 1.2×1017 cm−3 was measured, which was induced by DPD without any impurity doping in the graded AlGaN drift layer. Forward I–V measurement exhibited an extremely low on-resistance of 0.34 mΩcm2 and nearly ideal thermionic emission with the ideality factor of 1.5. For the reverse I–V measurements, breakdown occurred around 400 V. The maximum electric field at the breakdown reached 8 MV/cm, even though the devices have no edge termination. These results showcase the strong potential of AlN-based electronic devices utilizing a DPD drift layer toward high-voltage and low-loss power device applications.
